A pure Si wafer is doped with Al. The number density of acceptor atoms is approximately 1022 m-3 , if density of the hole in an intrinsic semiconductor is approximately 1020 m-3 .The number density of electron in the wafer is

(a) 104 m-3

(b) 1012 m-3

Best answer

Correct option: (c) 1018 m-3

For intrinsic semiconductor, ni\(\cfrac{10^{20}}{m^3}\)

Density of holes, nh\(\cfrac{10^{22}}{m^3}\)

As, nh.ne\(n^2_i\)

⇒ ne\(\cfrac{(10^{20})^2}{10^{22}}\) = 1018 m-3
